| Title | Utilizing numerical simulations for high-precision resistivity |
| Abstract | In recent years, the semiconductor field has seen a growing demand for high-precision and reliable resistivity measurement methods. Particularly, there is a need for high-precision resistivity measurement near the edges of samples to improve yield. However, the measurement methods defined by the Japanese Industrial Standards (JIS) consider only regular-shaped samples, such as rectangular or cylindrical forms. Consequently, the reliability of measurement results near the edges of actual samples with complex shapes has been a concern. Addressing this, efforts have been made to develop measurement methods using high-precision numerical simulations based on mathematical models, with the aim of providing reliable measurement. In this talk, the speaker will introduce their past efforts and outline future prospects. |
